In dieser Arbeit werden neuartige mikrofluid-basierte, rekonfigurierbare Antennen für Mikrowellen-Anwendungen vorgestellt. Ebenfalls vorgestellt wird eine kosteneffektive Methode zur ultra-breitbandigen Erhöhung (definiert als Bandbreite von 20% oder höher als die zentrale Frequenz) des Antennengewinns basierend auf dielektrischen Linsen. Zunächst wird dabei ein fest-verdrahtetes Design entwickelt. Diese Antenne verwendet kapazitive Lasten, um die -10 dB Bandbreite um den Faktor 2.5 (+150%) zu erhöhen. Die vorgeschlagene Antenne ist ausgelegt für eine Frequenz von 24.2 GHz (mit einer Bandbreite von 1.8 GHz) und 24.5 GHz (mit einer Bandbreite von 4 GHz). Diese Antenne bildet die Grundlage für eine elektrisch rekonfigurierbare Antenne. Eine elektrisch rekonfigurierbare Antenne, basierend auf einem Galinstan-Aktuator wird darauf aufbauend vorgestellt. Die Betriebsfrequenz ist zentriert bei 24.2 GHz (mit einer Bandbreite von 1 GHz), und es wurden Breitbandeigenschaften (mit einer Bandbreite von 2 GHz) zentriert bei 24.7 GHz, entsprechend einer Steigerung der -10 dB Bandbreite der Antenne um den Faktor 2 (+100%), bestimmt. Die Aktuierung basiert auf der Beeinflussung der elektrischen Benetzungseigenschaften und der Umwandlung von elektrischer Energie in mechanische Energie. Galinstan ist ein junges Material im Bezug auf die Nutzung in rekonfigurierbaren Mikrowellen-Anwendungen. Die Messungen der Oberflächenspannung von Galinstan als Funktion einer angelegten Gleichspannung wurde nach dem besten Wissen des Autors zum ersten Mal im Rahmen dieser Arbeit durchgeführt. Die in dieser Arbeit vorgestellte Galinstan- basierte Aktuierung zeigt eine niedrige Aktuierungsspannung (1 V) und kommt ohne ständiges Aktuierungssignal aus, um den Ein- oder Auszustand zu erhalten. Die Bedeutung dieser Arbeit wird mittels eines Bewertungsfaktors (Figure of Merit, FoM) gezeigt. Verglichen werden die vorgestellte mikrofluid-basierte, rekonfiguierbare Antenne sowie Halbleiter-, MEMS- und Flüssigkristall-basierte Techniken. Die auf flüssigen Metallen basierende Technik zeigt im Vergleich einen signifikant höheren Bewertungsfaktor basierend auf Faktoren wie Aktuierungsspannung, Schaltrate, Leistungsverträglichkeit und linearer Skalierbarkeit. Die ungünstigen Auswirkungen auf das Abstrahlverhalten der Antenne durch zusätzliche dielektrische und leitfähige Materialien, die im reaktiven Feld der Antenne platziert werden, werden durch die Verwendung einer neuartigen 14 mm dünnen 3D-gedruckten dielektrischen Linse korrigiert. Die dielektrische Linse optimiert den Gewinn der Antenne, indem sie die quasi-sphärischen Wellen im Nahfeld der Antenne in eine ebene Welle im Nahfeld transformiert. Mit der dielektrischen Linse konnte eine Erhöhung des Antennengewinns um bis zu 6.9 dB gezeigt werden. Für die fest verdrahtete Antenne konnte ein Antennengewinn von 12 dBi bzw. 9 dBi für den kapazitiv unbelasteten und belasteten Zustand durch die dielektrische Linse erzielt werden. Für die Galinstan-basierte Antenne wurden für beide rekonfigurierbaren Zustände Antennengewinne von 5.2 dBi and 6.1 dBi erzielt. Die vorgestellten rekonfigurierbaren Antennen bieten einen angemessenen Gewinn, ein gutes Abstrahlverhalten und einen optimalen Einfügeverlust in allen Betriebszuständen. Herausforderungen, wie das Design mehrerer Ebenen, das Vorhandensein mehrerer Materialien in unmittelbarer Nähe sowie damit verbundene Verluste und Fertigungsprobleme wurden erfolgreich gelöst. Darüber hinaus wird ein sehr kostengünstiger Ansatz sowohl für die Materialauswahl als auch für die Fertigung präsentiert. Die Designs der Antenne sind experimentell bestätigt, eine gute Übereinstimmung der Messergebnisse mit Simulationsergebnissen konnte gezeigt werden. Die Betriebsfrequenzen der erstellten Antennen haben eine große Bedeutung bei Radaranwendungen im Automotive-Bereich. The actuation is based on influencing electro-wetting properties and converting electrical energy into mechanical energy. Galinstan is an infantile material for its use in reconfigurable microwave applications, and the surface tension measurements of galinstan as a function of applied DC voltages are carried out for the first time in this work to the best of the author's knowledge. The galinstan-based actuation presented in this work demonstrates low actuation voltage (1 V), and a continuous actuation signal to maintain either the ON or OFF state is not required. The significance of this work is methodically presented by using figure of merit (FoM) between the proposed microfluidics based reconfigurable scheme, the semiconductors, micro electro-mechanical systems, and liquid crystals based reconfigurable techniques. Liquid metal based technique shows a significantly higher FoM number based on factors such as actuation voltages, switching rate, power handling, and linear scalability. The unfavorable effects on the radiation pattern of the antenna due to the presence of additional dielectric and conductive materials in the reactive field of the antenna, are corrected by using a novel 14 mm thin 3D printed dielectric lens. The dielectric lens streamlines the gain of the antenna by transforming the quasi-spherical waves in the near field of the antenna into a plane-wave, along the direction of propagation. A gain enhancement of up to 6.9 dB is demonstrated using the dielectric lens. A gain of 12 dBi and 9 dBi, were obtained for hard-wired reconfigurable antenna for unloaded and loaded states, by means of the dielectric lens, respectively. The gain values of 5.2 dBi and 6.1 dBi, are recorded for the two reconfigurable states for galinstan based antenna. The presented reconfigurable antennas offer a decent gain, good radiation pattern, and an optimal return loss at all operational states. Challenges such as multiple layers design, presence of several materials in the proximity, associated losses, and fabrication issues are successfully resolved. In addition, a very cost-effective approach is presented for both, material, and the fabrication platforms. The designs are experimentally verified through measurements and a very good agreement between the measured and simulated results is reported. The design frequencies have great significance for automotive radar applications. The technique demonstrated in this work can be scaled up or scaled down to a certain frequency of interest, and subsequently for a wide range of applications.

Microwave radiometer systems are an entirely non-invasive, non-toxic, avoiding ionizing radiation, and relatively inexpensive detecting modality. The microwave radiometry technique is based on the measurement of natural electromagnetic noise signals emitted by lossy materials. In medicine, microwave radiometry technique offers a non-invasive thermometry method having the potential advantages of monitoring and producing a full map of the temperature deeply inside the human tissues. The method of diagnosing procedures is safer and more comfortable during the examination.
The former microwave radiometer systems require stabilization techniques to eliminate the systematic errors like gain variations, system temperature variations, and reflection variations in the interface between the antenna and the human body. The previous stabilization techniques require passive components (circulator, coupler, or switch) between the antenna and other system components to inject a reference noise signal into the human body. Consequently, the microwave radiometer system has lost the passive property, and this could be risky for the health of the human body. As well as adding passive components between the antenna and the other system components reduces the temperature sensitivity because of an increase in the total noise figure.
Unlike to the available microwave radiometer systems in the medical applications, an innovative system design is proposed to build the microwave radiometer system with a passive stabilization technique that does not need to inject noise signals into the human body. To improve the system’s spatial resolution, the proposed system has two radiometric channels which have different operating frequency ranges. The first subsystem channel operates in the frequency range of 1.1 GHz to 1.65 GHz. The second subsystem channel operates in the frequency range of 3.25 GHz to 4.25 GHz. In the proposed system, a novel multi-frequency Archimedean spiral antenna-coupler is proposed to combine two functions in one structure which reduce the complexity of the radiometer system. This design also reduced the total system noise figure, because the antenna is connected directly to the first stage of a low noise amplifier.; Auf Mikrowellenradiometern basierende Systeme sind eine vollständig non invasive, ionisierende Strahlung vermeidende und relativ günstige Diagnosemethode. Der erste Kanal des Systems arbeitet im Frequenzbereich von 1,1 GHz bis 1,65 GHz, der zweite Kanal arbeitet im Frequenzbereich von 3,25 GHz bis 4,25 GHz. In dem vorgestellten System wird eine neuartige archimedische Mehrfrequenz-Spiralantenne mit integriertem Koppler verwendet. Diese kombiniert zwei Funktionen in einer Struktur, um die Komplexität des Radiometersystems zu reduzieren. Diese Art der Ausführung reduziert gleichzeitig das Rauschmaß des gesamten Systems, da die Antenne direkt mit der ersten Stufe des rauscharmen Eingangsverstärkers verbunden ist. Der archimedische Spiralantennenkoppler ist als Mehrlagenkonstruktion ausgeführt und beinhaltet zwei Spiralstrukturen, um den radiometrischen Antennenwirkungsgrad zu maximieren. Weiterhin ist eine gekoppelte Mikrostreifenleitung unter den aktiven Regionen der beiden Spiralantennenstrukturen integriert. Die Messung der S-Parameter der Tore des Kopplers im Prototypen zeigen, daß die Rückflussdämpfung der Eingänge weniger als -10 dB beträgt und der Koppler einen Kopplungsfaktor von ca. -25 dB für den ersten Kanal und -17 dB für den zweiten Kanal aufweist. Zudem beträgt der Isolationsfaktor für den ersten Kanal ca. -45 dB und für den zweiten Kanal -24 dB. Zur Bestimmung der Verteilung der SAR (specific absorption rate) wird ein neuartiges Phantom für menschliches Gewebe aus Blumensteckschwam, getränkt mit einer Salzlösung (6g/l), verwendet. Mit den SAR-Messungen wurde der radiometrische Antennenwirkungsgrad bestimmt. Beim ersten Kanal beträgt der radiometrische Antennenwirkungsgrad bei einer Objektgröße von 10 mm und einer Tiefe von 15 mm im beobachteten Medium ca. 1,8%. Dadurch erhält man einen radiometrischen Antennenkontrast von 90 mK bei einem internen Kontrast von 5 K. Beim zweiten Kanal beträgt der radiometrische Antennenwirkungsgrad für eine Objektgröße von 6 mm und einer Tiefe von 5 mm ca. 2,27%. Dadurch erhält man einen radiometrischen Antennenkontrast von 113,5 mK bei einem internen Kontrast von 5 K.

Zudem beträgt der Isolationsfaktor für den ersten Kanal ca. -45 dB und für den zweiten Kanal -24 dB. Zur Bestimmung der Verteilung der SAR (specific absorption rate) wird ein neuartiges Phantom für menschliches Gewebe aus Blumensteckschwam, getränkt mit einer Salzlösung (6g/l), verwendet. Mit den SAR-Messungen wurde der radiometrische Antennenwirkungsgrad bestimmt. Beim ersten Kanal beträgt der radiometrische Antennenwirkungsgrad bei einer Objektgröße von 10 mm und einer Tiefe von 15 mm im beobachteten Medium ca. 1,8%. Dadurch erhält man einen radiometrischen Antennenkontrast von 90 mK bei einem internen Kontrast von 5 K. Beim zweiten Kanal beträgt der radiometrische Antennenwirkungsgrad für eine Objektgröße von 6 mm und einer Tiefe von 5 mm ca. 2,27%. Utilization of RF MEMS tunable capacitors in microwave circuits is rapidly growing up. A low cost and simple production of an RF MEMS tunable capacitor is increasingly demanded. Within this work an RF MEMS tunable capacitor structure with low cost materials and process is successfully developed and characterized. A new process with reduced production time and a less number of fabrication steps by incorporating isolating dielectric materials as part of the top membrane in the RF MEMS capacitor structure is presented. A capacitance tuning ratio of 2.24 from the developed RF MEMS tunable capacitor is satisfactorily achieved. A microwave voltage-controlled oscillator circuit integrating the developed RF MEMS tunable capacitor is designed and tuning of the oscillation frequency generated from the oscillator circuit is sufficiently demonstrated.
Realization of the RF MEMS tunable capacitor is conducted with a conventional lithography process. The developed RF MEMS tunable capacitor consists of a membrane held by four suspensions in the topology of the fixed-fixed flexure structure. Dielectric material layers are not deposited on top of a bottom aluminum electrode, but they are combined to be part of a movable membrane. The pattern of dielectric material layers follows the top aluminum electrode accordingly. Therefore, no additional lithography process takes place to structure the dielectric material as it is required for the case when the dielectric material layers are fixed on top of the bottom aluminum electrode.
From microwave structure point of view, the developed RF MEMS tunable capacitor follows coplanar waveguide topology, consisting of a trace line and two ground lines surrounding the trace line. Both ground lines are connected by a movable membrane and four suspensions. Dimension of the movable membrane is 140 μm by 140 μm. A DC bias voltage is applied between top and bottom electrodes of the RF MEMS tunable capacitor via bond wires to control the height of the membrane, so that the capacitance varies accordingly. The capacitance of the RF MEMS capacitor is tunable from 326 fF to 730 fF by applying DC bias voltage of 0 V to 90 V, respectively.
The developed RF MEMS is integrated into a microwave oscillator circuit, whereas the variation of the tuned capacitance of RF MEMS determines the oscillation frequency of the microwave oscillator circuit. As comparison, a varicap-based voltage-controlled oscillator circuit is also designed and realized. Lower power drift and lower phase noise at Δf = 1 MHz are shown by the voltage-controlled oscillator with RF MEMS tunable capacitor.

The rapid growth in high data rate communication systems has introduced new high spectral efficient modulation techniques and standards such as LTE-A (long term evolution-advanced) for 4G (4th generation) systems. These techniques have provided a broader bandwidth but introduced high peak-to-average power ratio (PAR) problem at the high power amplifier (HPA) level of the communication system base transceiver station (BTS). To avoid spectral spreading due to high PAR, stringent requirement on linearity is needed which brings the HPA to operate at large back-off power at the expense of power efficiency. Consequently, high power devices are fundamental in HPAs for high linearity and efficiency. Recent development in wide bandgap power devices, in particular AlGaN/GaN HEMT, has offered higher power level with superior linearity-efficiency trade-off in microwaves communication.
For cost-effective HPA design to production cycle, rigorous computer aided design (CAD) AlGaN/GaN HEMT models are essential to reflect real response with increasing power level and channel temperature. Therefore, large-size AlGaN/GaN HEMT large-signal electrothermal modeling procedure is proposed. The HEMT structure analysis, characterization, data processing, model extraction and model implementation phases have been covered in this thesis including trapping and self-heating dispersion accounting for nonlinear drain current collapse.
The small-signal model is extracted using the 22-element modeling procedure developed in our department. The intrinsic large-signal model is deeply investigated in conjunction with linearity prediction. The accuracy of the nonlinear drain current has been enhanced through several issues such as trapping and self-heating characterization. Also, the HEMT structure thermal profile has been investigated and corresponding thermal resistance has been extracted through thermal simulation and chuck-controlled temperature pulsed I(V) and static DC measurements. Higher-order equivalent thermal model is extracted and implemented in the HEMT large-signal model to accurately estimate instantaneous channel temperature. Moreover, trapping and self-heating transients has been characterized through transient measurements. The obtained time constants are represented by equivalent sub-circuits and integrated in the nonlinear drain current implementation to account for complex communication signals dynamic prediction.
The obtained verification of this table-based large-size large-signal electrothermal model implementation has illustrated high accuracy in terms of output power, gain, efficiency and nonlinearity prediction with respect to standard large-signal test signals.; Die rasche Entwicklung von Kommunikationssystemen mit hohen Datenraten erfordert die Anwendung neuer spektral hocheffizienter Modulationstechniken und Mobilfunkstandards wie LTE-A. Für den kostengünstigen Entwurf von HPAs zur industriellen Fertigung sind zuverlässige HEMT-Modelle für den rechnergestützten Entwurf (CAD) erforderlich, die ein reales Verhalten bei höheren Eingangsleistungspegeln und Kanaltemperaturen widerspiegeln. Dazu wird in dieser Arbeit eine Prozedur zur Herleitung eines elektrothermischen Großsignalmodells für großflächige AlGaN/GaN HEMTs vorgestellt. Es werden HEMT-Struktur, Charakterisierung, Datenaufbereitung, Modellextraktion und Modellimplementierung beschrieben. Dabei werden Effekte wie Trapping und interne Wärmeverluste berücksichtigt, die für die nichtlineare Absenkung des Drainstroms verantwortlich sind.
Die Extraktion des Kleinsignalmodells basiert auf einer in unserem Fachgebiet entwickelten Prozedur. Die gewonnenen Zeitkonstanten werden in Form von Ersatzschaltungen äquivalent beschrieben, so daß dadurch eine Simulation der Dynamik realer komplexer Kommunikationssignale ermöglicht wird.
