Growth and characterization of low-density InP-based quantum dots for telecommunication wavelengths
Abstract
This dissertation deals with the growth and characterization of low-density InAs quantum dots (QDs) operating in telecommunication wavelengths for quantum information processing applications. The research is conducted using a solid source Molecular Beam Epitaxy on InAlGaAs/InP (100) material system.
In the course of the experimental work, a growth concept based on ripening phenomena for the realization of low-density QDs was deployed. As a result, spatially separated nearly circular dots with a density as low as 2 dots/μm² were realized. High-resolution micro-photoluminescence experiments reveal single QD emissions around 1.5 μm with record narrow excitonic line width as low as 38 μeV without the need for mesa processing. Further optical investigations reveal fine structure splitting down to 20 μeV, and exciton-biexciton behavior with binding energies ranging from 3.5 meV to 4 meV. Antibunching experiments showed nearly perfect single-photon emission around 1.5 μm with measured and fitted g²(0) values of 0.13 and ± 0.09, respectively.
Furthermore, QD structures based on delta doping planes, which can be used for charge control of single QDs were systematically studied. Macro-PL measurement results showed clear 1st and 2nd excited state emissions due to state filling effect when the delta doping densities were varied. The separation between the ground and excited states match the theoretically predicted values for InP-based QDs.
Finally, InP-based membrane structures and Photonic crystal cavities were realized. Selective etching of the sacrificial layer, InGaAs, without affecting the QD layer was possible by embedding InAs QDs in ultrathin InAlGaAs layer or by directly growing on InP buffer layer. Temperature-dependent μ-PL measurements of QDs in Photonic crystal cavities reveal promising results as they exhibit superior temperature stability over QDs grown on InP-based DBR layer.

Diese Dissertation befasst sich mit dem Wachstum und der Charakterisierung von InAs Quantenpunkten (QP) mit niedriger Dichte, welche zur Quanteninformationsverarbeitung in Telekommunikationswellenlängen ihre Anwendung finden. Die Forschung war unter Verwendung einer Festkörperquellen-Molekularstrahlepitaxie auf einem InAlGaAs/InP(100) Materialsystem durchgeführt.
Im Zuge der experimentellen Arbeit wurde ein Wachstumskonzept basierend auf Reifungsphänomenen zur Realisierung von QPs mit niedriger Dichte entwickelt. Hochauflösende Mikro-Photolumineszenz-Experimente zeigen Einzel-QP-Emissionen um 1,5 μm mit einer geringen exzitonischen Linienbreite von nur 38 μeV, ohne dass eine MESA-Verarbeitung erforderlich ist. Weitere optische Untersuchungen ergaben eine Feinstrukturaufspaltung bis zu 20 μeV und ein Exzitonen-Biexzitonen-Verhalten mit Bindungsenergien zwischen 3,5 meV und 4 meV. Antibunching-Experimente zeigten eine nahezu perfekte Einzelphotonenemission um 1,5 μm mit gemessenen und angepassten g²(0) Werten von 0,13 bzw. ± 0,09.
Darüber hinaus wurden QP-Strukturen basierend auf Delta-Dotierungsebenen, die zur Ladungskontrolle einzelner QPs verwendet werden können, systematisch untersucht. Das selektive Ätzen der Opferschicht InGaAs ohne Beeinflussung der QP-Schicht war möglich, indem InAs-QPs in ultradünne InAlGaAs-Schichten eingebettet oder direkt auf InP-Pufferschichten gewachsen wurden. Temperaturabhängige μ-PL-Messungen von QPs in photonischen Kristallhohlräumen zeigen vielversprechende Ergebnisse, da sie eine überlegene Temperaturstabilität gegenüber QPs aufweisen, die auf einer InP-basierten DBR-Schicht gezüchtet wurden.
